I originally found information on Benjamin Jr. through rootsweb "Famille LaRoche". The Quebec Drouin collection has entries for a Benjamin Galloway - marriage to Charlotte Spicer (2 Feb. 1824 Drummondville Church of England) and the baptism of two children: Margaret b. June 11, 1824 and Benjamin b. Oct. 24, 1826 d. July 14, 1827, same church. The entry for this Benjamin says "son of Benjamin Galloway, deceased formerly of the Seigneury of Courval and Charlotte, his widow..." There is an entry for the marriage of Charlotte to Patrick Low Nov. 24, 1827. I am surmising that this specific Benjamin is the son of Benjamin and Martha that petitioned the government of Lower Canada for land on the basis of his loyalist father Benjamin and was granted 200 acres in the Township of Kingsay, which is not too far from Drummondville. The church records that pertain to Benjamin and Charlotte do not specifically tie him to Benjamin and Martha. The rootsweb entry noted above provides information on the descendants of Margaret. I have not myself yet verified or followed up on the details. I am hoping to do some digging at the St. Lawrence County Historical Society in Canton, NY this summer since most of the Galloways ended up settling there, except for the daughters that I am descended from.
